據(jù)了解,當今數(shù)據(jù)生產(chǎn)呈現(xiàn)爆炸式增長,傳統(tǒng)的馮·諾依曼計算架構(gòu)已成為未來繼續(xù)提升計算系統(tǒng)性能的主要技術(shù)障礙。不久前,中國科學院上海微系統(tǒng)信息技術(shù)研究所,首次采用GNR邊緣接觸制備出目前世界上最小尺寸的相變存儲單元器件。

而相變隨機存取存儲器(PCRAM)可以結(jié)合存儲和計算功能,是突破馮·諾依曼計算構(gòu)架瓶頸的理想路徑選擇。

PCRAM具有非易失性、編程速度快和循環(huán)壽命長等優(yōu)點,但其中相變材料與加熱電極之間的接觸面積較大,造成相變存儲器操作功耗較高,如何進一步降低功耗成為相變存儲器未來發(fā)展面臨的最大挑戰(zhàn)之一。
中國科學院稱,這是目前國際上首次采用GNR邊緣接觸實現(xiàn)極限尺寸的高性能相變存儲單元,器件尺寸接近相變存儲技術(shù)的縮放極限。該新型相變存儲單元的成功研制代表了PCRAM在低功耗下執(zhí)行邏輯運算的進步,為未來內(nèi)存計算開辟了新的技術(shù)路徑。
